Quantitative TEM analysis of crystalline and amorphous GeTe-based chalcogenides

The present dissertation reports the results of investigations of the crystallization morphology in single and multi-layer Ge2Sb2Te5 (GST225) samples and the crystallization morphology and local structure in binary Ge53Te47 and quasibinary GeSb2Te4 (GST124) samples. The morphology and structure of the GST225 samples were studied with CTEM (Conventional TEM) imaging, SAED (Selected Area Electron Diffration) and HRTEM (High Resolution TEM) techniques. The amorphous-to-crystalline transition and the crystallization morphology in binary Ge53Te47 samples was studied using CTEM imaging, SAED, HRTEM and EFTEM (Energy Filtered TEM) techniques. A study of the local order in amorphous and crystalline Ge53Te47 and GST124 (Ge1.02Sb2.25Te4) was performed via quantitative electron diffraction including a Pair Distribution Function (PDF) analysis.
