The theoretical predictions are verified by experimental results on a RCE heterojunction phototransistor grown by molecular beam epitaxy. A novel transient simulation method is developed to analyze the high-speed implications of RCE detection and a threefold improvement in the bandwidth-efficiency product is predicted. In addition to enhancing the photosensitivity at the desired wavelength, the RCE detection scheme also provides wavelength selectivity. Spectral response properties and resonant wavelength tuning are described and a monolithic wavelength demultiplexing receiver is demonstrated.
