GRAPHENE BASED DUAL FUNCTIONAL, SELF-POWERED PHOTODETECTOR FOR DAILY UV SENSING

ZnO quantum dots have been widely used for ultraviolent photodetectors. However, the relatively low responsivity limits the practical application. New 2D materials incorporated with quantum dots heterostructure are emerging to improve the performance of photodetector. In this work, three types of high-performance UV photodetectors are developed based on graphene/ZnO heterostructure to monitor daily UV radiation in sunlight. Specifically, a ferroelectric gate made of P(VDF-TrFE) is employed to tune the doping level of graphene, creating a higher Schottky barrier and enhancing the responsivity of fabricated photodetector.
