The approach presented in this work is primarily intended for use in the near-infrared spectral region. <br>Tunable optical filters are essential components in a wide range of optical systems. They are also used to enable wavelength agility in lasers and add/drop multiplexers, which are used in optical data communication systems. The filter presented in this work is especially designed to meet the requirements that exist in this field of application. <br>Initially, a review of tunable optical filters is provided, which covers miniaturized waveguide and thin-film filters. Additionally, various tuning mechanisms for thin-film filters are highlighted. Recent models of waveguide filters make use of photonic bandgaps, which are modified by changing the optical material properties. This review enables the reader to classify the filter presented in this work with respect to optical performance and to consider its specific advantages and drawbacks. <br>After a brief introduction of the modeling and optical properties of Fabry-Perot etalons, this theory is extended to cover thin-film interference filters. Two approaches are pursued in this thesis. A comprehensive theory for the calculation of spectral characteristics of arbitrary optical multilayer designs is presented, which requires significant numerical effort for evaluation. A new simplified analytical model, which accurately describes the filter’s spectral characteristics close to the filter wavelength, is derived for reasons of flexible design investigation and optimization. This model quantitatively explains the specific difference in tunability for etalons and thin-film filters. <br>Besides the desired optical functionality, fabrication of the optimized design was performed according to the structural stability requirements for the filter device. As the employed materials (amorphous silicon, silicon nitride and silicon dioxide) show mechanical stress, a stress-compensated design was developed, which provides excellent stability with good optical performance. In addition to the actual implementation of the optical layer stack, further features are integrated for achieving tunability. Microsystem technology was employed to realize thin-film resistor structures and improve heating efficiency by configuring the filter as a membrane. An assembly approach was proposed, which is based on a self-aligned micro-optical bench. <br>Characterization of the device was performed with respect to electro-thermal and optical behavior. In the first case the coupling between applied electrical power and the resulting temperature is of special interest. It was found that the achievable temperature depends on membrane size and composition. Maximum temperatures of 450 °C were achieved with an input power of less than 100 mW. The behavior was investigated statically and dynamically. Typical thermal time constants are smaller than 10 ms. <br>The optical parameters of interest include actual filter performance and, more importantly, its tunability. A filter linewidth smaller than 0.4 nm at a wavelength of 1550 nm was achieved. This peak was shift by more than 40 nm by temperature modulation. Zur Realisierung des Filters wurde das Fabry-Perot Prinzip ausgewählt und als Dünnschichtinterferenzfilter umgesetzt. Die Filterschichten werden als freitragende quadratische Membranen mit einer Kantenlängen von wenigen 100 µm hergestellt. Dieser Ansatz ist zur Anwendung im nahen infraroten Spektralbereich vorgesehen. <br>Abstimmbare optische Filter sind wichtige Komponenten in einer Vielzahl von optischen Systemen. Sie werden zur Wellenlängenabstimmung von Laserlichtquellen und Add/Drop-Multiplexern verwendet. Solche Systeme finden z.B. Verwendung im Bereich der optischen Kommunikationstechnik. Der in dieser Arbeit vorgestellte Filter ist hinsichtlich seiner Eigenschaften auf eben diese Anwendung hin ausgelegt worden. <br>Anfangs wird eine Auswahl an abstimmbaren Filtern vorgestellt. Diese beinhaltet sowohl mikrostrukturierte Umsetzungen als auch wellenleiterbasierte Filter. Ebenso werden verschiedene Abstimmmechanismen erläutert. Neuere Filtervarianten nutzen photonische Kristalle, deren photonische Bandlücken durch Veränderung der optischen Materialeigenschaften modifiziert werden. Dieser Überblick soll eine Einordnung des in dieser Arbeit vorgestellten Filters in Bezug auf seine optischen Leistungsdaten ermöglichen. Zusätzlich werden Vor- und Nachteile des Abstimmprinzips diskutiert. <br>Nach einer Einführung in die Modellierung und die Eigenschaften von Fabry-Perot Etalons wird die klassische Theorie zur Modellierung von Fabry-Perot Filtern auf Dünnschichtinterferenzfilter erweitert. Ein Verfahren zur analytisch korrekten Beschreibung der optischen Eigenschaften von beliebigen Vielschichtsystemen vorgestellt. Dieses erfordert jedoch einen hohen numerischen Aufwand sobald höhere Schichtzahlen verwendet werden. Zur flexiblen und schnellen Optimierung eines Filterentwurfs wurde ein neues analytisches Modell abgeleitet, welches in der Umgebung der Filterwellenlängen die spektralen Eigenschaften präzise beschreibt und gleichzeitig den Rechenaufwand drastisch reduziert. Anhand dieses Modells können gleichfalls die spezifischen Unterschiede in der Abstimmbarkeit von Etalons und Dünnschichtfiltern aufgezeigt werden. <br>Neben der optischen Funktionalität wurde der optisch optimierte Filterentwurf mit Rücksicht auf die strukturelle Stabilität verbessert. Da die verwendeten Materialien (amorphes Silicium, Siliciumnitrid und Siliciumdioxid) intrinsische mechanische Spannungen aufweisen, wurde eine spannungskompensierte Variante entwickelt, welche gute optische Leistungsdaten bei gleichzeitig hervorragender mechanischer Stabilität erzielt. Zur Implementierung der Abstimmbarkeit wurden neben der eigentlichen Abscheidung des optischen Vielschichtsystems weitere Komponenten integriert. Mit mikrosystemtechnischen Verfahren wurden integrierte Dünnschichtwiderstände hergestellt sowie die Heizeffizienz beträchtlich erhöht, indem die Filterschichten als Membran ausgelegt wurden. Abschließend wird ein Ansatz zur Aufbau- und Verbindungstechnik vorgestellt, welcher auf einer mikrooptischen Bank beruht. <br>Die hergestellten Filter wurden hinsichtlich ihrer elektro-thermischen und optischen Leistungsdaten umfangreich charakterisiert. Unter den elektro-thermischen Aspekten waren insbesondere der Zusammenhang zwischen eingebrachter elektrischer Leistung und erzielter Temperaturerhöhung sowie das dynamische Verhalten von Interesse. Es zeigte sich, dass die erreichbare Temperatur von der Größe und der Zusammensetzung der Membran abhängt. Mit einer elektrischen Heizleistung von weniger als 100 mW wurden Betriebstemperaturen von über 450 °C erreicht. Typische thermische Zeitkonstanten waren kleiner als 10 ms. <br>Zu den wichtigen optischen Parametern des Filters gehören neben den eigentlichen Filtereigenschaften auch dessen Abstimmbarkeit. Es wurden spektrale Breiten von weniger als 0,4 nm bei einer Wellenlänge von 1550 nm für die hergestellten Filter bestimmt. Durch thermische Abstimmung ließ sich die Filterwellenlänge um mehr als 40 nm verschieben. Die Messergebnisse zeigten dabei eine gute Übereinstimmung mit den Aussagen des hergeleiteten Modells zur Beschreibung des Filters.
