Dabei werden Techniken aus der Mikrosystemtechnik eingesetzt, um der Herausforderung der dreidimensionalen Strukturierung der Strip-Leitungen besser zu begegnen. Einerseits wurde Galvanik zur Verstärkung von metallischen Strukturen auf 3 µm und zum Auffüllen von 15 µm vias eingesetzt, und andererseits wurde der photoempfindliche SU-8 Lack, gleichzeitig, als das mikrostrukturierbares Material und als Dielektrikum der Strip-Leitung verwendet. Auf die vollständige Herstellung der Strip-Leitungen, welche substratunabhängig ist, wird detailliert eingegangen. Die Charakterisierung der Strip-Leitungen erfolgt direkt auf dem Substrat (on-wafer) mit koplanaren, mikrowellentauglichen Testspitzen, mit denen die S-Parametern der Strip-Leitung bei Frequenzen bis zum millimeterwellen Bereich (48 GHz) gemessen werden. Anhand der Messungen werden die Leitungseigenschaften analysiert und schließlich ein Ersatzschaltbildmodell für die Strip-Leitung extrahiert. Laut der bisherigen Recherche des Autors, werden, zum ersten Mal, die relative Dielektrizitätszahl und der Verlustwinkel von SU-8 im millimeterwellen Bereich gemessen. <br>Der Einsatz der Mikrosystemtechnik im Bereich der Mikrowellenleitungen hat sich bisher auf planare Leitungen, wie Microstrip- und Koplanarleitungen, beschränkt. Diese Arbeit setzt Techniken der Mikrostrukturierung bei der Herstellung von dreidimensionalen Mikrowellenleitungen ein, wie dies die Strip-Leitung darstellt. Das Dielektrikum der Strip-Leitung erreicht eine nominelle Höhe von 30 µm. Die leitenden Strukturen der Strip-Leitung bestehen aus einer gesputterten TiW-Ni Startschicht und einer auf 3 µm galvanisch verstärkten Kupferschicht. Der SU-8 Lack läßt sich mit den einfachsten Mitteln der IC-Technologie strukturieren: Aufschleudern und Photolithographie. Das besondere dabei ist allerdings, daß damit Strukturen mit großen Aspektverhältnissen erreicht werden können. Dazu kommt, daß SU-8 selbst photoempfindlich ist und dadurch ein zusätzlicher Prozeßschritt gespart wird. Der Einsatz von SU-8 als mikrostrukturierbares Material und als Dielektrikum bei der Herstellung von Strip-Leitungen wird untersucht. Trotz des einfachen technologischen Prozesses von SU-8, stößt man auf Schwierigkeiten, wie Haftungsprobleme und Risse im Lack. Diese Schwierigkeiten werden systematisch aufgehoben, mit dem Ergebnis, daß ein ausgereifter SU-8 Prozeß entsteht. Bei diesem Prozeß sind dann die Risse der SU-8 Strukturen nahezu verschwunden und die Haftungseigenschaften zu galvanischer Nickel- und Kupferschichten deutlich verbessert. Die Gesamthöhe des Dielektrikums wurde durch zwei SU-8 Schichten von jeweils 15 µm Dicke erreicht. <br>Strip-Leitungen mit Leitungslängen zwischen 0.5 mm und 3 mm, und Leitungsbreiten zwischen 4 µm und 30 µm werden entworfen, um die Strip-Leitung vollständig zu charakterisieren. Außerdem wird über den Übergang der Strip-Leitung zu den Kontaktflächen auf dem Substrat diskutiert. Diese Kontaktflächen, die ein koplanares Leitungsstück darstellt und 50 * Leitungsimpedanz aufweisen sollen, werden bei der on-wafer Messung der Strip-Leitungen benötigt. Das numerische Verfahren der Finite Elemente (FE) wird einprogrammiert, um die Laplace-Gleichung des elektrischen Potentials im Leitungsquerschnitt zu lösen um daraus die Leitungsimpedanz der Strip-Leitung zu extrahieren. Das Programm kann auch bei der Empfindlichkeitsanalyse der Leitungsimpedanz auf geometrischen Abweichungen, die mit Technologietoleranzen verbunden sind, eingesetzt werden. <br>Die S-parametern der hergestellten Strip-Leitungen werden direkt auf dem Substrat mit Frequenzen bis 48 GHz gemessen. Aus den S-parametern werden die Leitunsgsimpedanzen und Ausbreitungskonstanten der Leitungen berechnet und daraus die Elemente des Ersatzschaltbildmodells extrahiert. Ebenfalls aus diesen Mikrowellenmessungen werden die elektrischen Eigenschaften von SU-8 zum ersten Mal bei Frequenzen im millimeterwellen Bereich extrahiert. Eine relative Dielektrizitätszahl von 3.2 und einen Verlustwinkel von 0.043 bei 48 GHz werden gemessen. Die Dämpfungskonstante für die Strip-Leitung mit 50 * Leitungsimpedanz beträgt 0.58 dB/mm bei 48 GHz. Aus den S-parametern werden die Leitunsgsimpedanzen und Ausbreitungskonstanten der Leitungen berechnet und daraus die Elemente des Ersatzschaltbildmodells extrahiert. Ebenfalls aus diesen Mikrowellenmessungen werden die elektrischen Eigenschaften von SU-8 zum ersten Mal bei Frequenzen im millimeterwellen Bereich extrahiert. Eine relative Dielektrizitätszahl von 3.2 und einen Verlustwinkel von 0.043 bei 48 GHz werden gemessen. Die Dämpfungskonstante für die Strip-Leitung mit 50 * Leitungsimpedanz beträgt 0.58 dB/mm bei 48 GHz.
